We’ve Released New Versions of Our PA and LNA Surveys
We’re proud to share the latest public releases of our Power Amplifier and LNA surveys — two curated datasets that track the evolving performance landscape of RF, mm-Wave, and THz integrated circuits.
PA Survey — Version 10
The new ETH PA Survey v10 includes 5073 data points covering published power amplifier designs from 500 MHz to 1.5 THz. This update adds PA designs from August 2024 through July 2025, with a special focus on RF/mm-Wave/sub-THz and THz signal generation. We’ve also updated all process entries across the entire dataset to improve consistency and accuracy.
Here’s what’s inside:
- 1751 data points for CMOS/SiGe PAs
- 3066 data points for GaN, GaAs, InP, LDMOS, and other technologies
- Covers designs in Bulk/SOI CMOS, SiGe BiCMOS, InP, GaN, GaAs, and more
We encourage referencing this dataset as the ETH PA Survey.
LNA Survey — Version 3.0
We’ve also released LNA Survey v3.0, now with 472 data points on silicon-based LNAs from 2018 to July 2025. It includes only peer-reviewed designs operating from 500 MHz to 300 GHz, and focuses on bulk CMOS, SOI CMOS, SiGe BiCMOS, and FinFET technologies.
This dataset is intended to help identify performance trends, technology needs, and noise figure limits across different technologies and frequencies — supporting research in 5G/6G, SATCOM, radar, sensing, and imaging systems.
